Best Practices Reflow Profiling for Lead-Free SMT Assembly 98675

چکیده
The combination of higher lead-free process temperatures, smaller print deposits, and temperature restraints on electrical components has created difficult challenges in optimizing the reflow process. Not only are the electronic components and the PWB at risk, but the ability to achieve a robust solder joint becomes difficult, especially if the PCB is thermally massive. In addition, the constant miniaturization of electronic components, hence smaller solder paste deposits, may require the use of smaller particle-sized powders. Both the small solder paste deposits and small particle size result in a large surface area-tovolume ratio that challenges the solder paste’s flux to effectively perform its fluxing action. The possible resulting surface oxidation can lead to voiding, graping, head-in-pillow, and other defects. Smaller components are also more susceptible to tombstoning and defects related to solder paste slump. This paper is a summary of best practices in optimizing the reflow process to meet these challenges of higher reflow temperatures, smaller print deposits, decreased powder particle size, and their affect on the reflow process. It also discusses trouble-shooting of the most common defects in lead-free reflow, such as tombstoning, solder beading/balling, residue discoloration, voiding, graping, and head-in-pillow.

Effects of Flux and Reflow Parameters on Lead-Free Flip Chip Assembly
The melting temperatures of most lead-free solder alloys are somewhat higher than that of eutectic Sn/Pb solder, and many of the alloys tend to wet typical contact pads less readily. This tends to narrow down the fluxing and mass reflow process windows for assembly onto typical organic substrates and may enhance requirements on placement accuracy. Flip chip assembly here poses some unique chall...

The basic concepts behind the Pb-free SMT reflow process are the same as the old industry standard Sn63Pb37 solder used for decades in the electronics industry. The proper characterization of the equipment, with consideration given to the board component loading, as well as the selection of the appropriate materials and printing process, result in a reliable, high-yield, low-rework assembly run...

This paper will focus on Dr. Taguchi’s Robust Engineering methodology, measurement methods and experimental results for the optimization of a lead free SMT process for use in an Automotive Electronics application. The key strategy is to find process parameters that make the process insensitive to noise factors. Traditional optimization approaches focus on maximizing the response variable while ...
متن کاملOptimal combination of soldering conditions of BGA for halogen-free and lead-free SMT-green processes
As from July 1, 2006, the European Union officially enforced prohibition of the use of six designated hazardous substances under the restriction of hazardous substances (RoHSs), including lead, cadmium and others. In addition, as from 2008, the requirements of green products had been made stricter by adding prevented use of halogen as the standard. When confronted with the two harsh lead-free a...
متن کاملEffect of Multiple Reflow Cycles on Solder Joint Formation and Reliability
In a typical electronic assembly, many of the solder joints undergo multiple reflow cycles during the course of a complete manufacturing process from wafer bumping to the board level assembly. Effect of these reflows on the solder joint formation and its evolution during these cycles was investigated. In the first part of the study, small size BGA’s were assembled with 12mil spheres of a number...
